This 150A power Schottky barrier diode family is available in a low profile surfacemount packages and offered in military grade qualifications for high-reliability applications on “1N” prefixed numbers (1N6940, 1N6941 and 1N6942). The package, marketed as ThinKey components, reduces weight (9X lighter than TO254 package), improves reliability, and increases the power-handling in surface-mount semiconductor applications requiring high density power and excellent heat dissipation typically 0.25-0.35 degrees C per watt (C/W). The package technology bonds metal pads directly to both sides of the die with a ceramic seal frame. This construction replaces wire bonds that can limit surge capacity and reduce long-term reliability after prolonged operation. These hermetically sealed rectifiers are screened to three levels of product assurance JAN, JANTX and JANTXV, for the military grade encapsulated devices, as specified in MIL-PRF-19500/726. The average rectifier output current (Io) for this family is 150 Amps, with working peak reverse voltages (Vrwm) of 15V to 45V, maximum forward voltages (Vf) of 0.43V to 0.57V and maximum reverse leakage currents (Ir) of 5mA at 25 degrees Celsius and 1,500mA at 125 degrees Celsius with junction capacitance of 7,000pf to 10,000pf.
