The rad hard N-channel MOSFET JANSF2N7651U8C has a voltage and current rating of 100V and 23A respectively, packaged in SMD-0.2 with ceramic lid. With electrical performance up to 300krad(Si) TID and QPL classification, this R9 superjunction MOSFET has improved immunity to SEE and LET up to 90 MeV.cm2/mg. Low RDS(on) and fast switching times make it ideal for DC-DC converter or motor drive applications in space.
