JANSF2N7650U8C is a rad hard, 60V, 25A, single N-channel MOSFET in a SMD-0.2 package with ceramic lid. Its electrical performance can handle up to 300krad(Si) TID and has QPL classification. These R9 superjunction MOSFETs have improved immunity to SEE and useful performance with LET up to 90 MeV·cm2/mg. With low RDS(on) and fast switching, they are ideal for DC-DC converters and motor drives in space applications.
