The IR HiRel R9 N-channel MOSFET is a single device with a 100V, 35A rating, in a SMD-0.5 package. JANSF2N7648U3 is rad hard and QPL classified for space applications. Its low RDS(on), faster switching times and improved immunity to SEE make it ideal for high-speed switching applications. Electrical performance is rated up to 300krad(Si) TID, and useful performance is characterized with LET up to 90MeV·cm2/mg.
