IRHYS9A93034CM is a R9, rad hard, -60V, -30A, single, P-channel MOSFET in a TO-257AA low ohmic package. Based on superjunction technology, it provides improved immunity to SEE with a useful performance range of LET up to 91.3 MeV·cm2/mg, with electrical performance up to 300krad(Si) TID. Its low RDS(on) and improved SOA make it ideal for latching current limiters and solid-state power controllers, while retaining the advantages of MOSFETs.
