IRHYS9A7034CM is a 60V, 30A rad hard N-channel MOSFET in a TO-257AA low ohmic package. A COTS device, it can withstand electrical performance up to 100krad(Si) TID. Its low RDS(on) and fast switching times make it ideal for high-speed switching applications like motor controllers and DC-DC converters. It also features voltage control and temperature stability, while providing immunity to Single Event Effects (SEE).
