IR HiRel R9 technology provides IRHYS9A3130CM rad hard N-channel MOSFETs with improved immunity to SEE. Characterized for performance with LET up to 90MeV·cm2/mg, these R9 MOSFETs have a 100V, 30A rating, and come in a TO-257AA low ohmic package suitable for space applications. These MOSFETs have low RDS(on), faster switching times, and retain MOSFET advantages for DC-DC converters and motor controllers.
