The IR HiRel R6 N-channel MOSFET IRHYS63134CMSCS is rad hard with 150V and 19A rating. It comes in a TO-257AA tabless low ohmic package and has electrical performance up to 300krad(Si) TID. A QIRL space-grade device, its low RDS(on) and gate charge reduce power losses in switching applications. It offers MOSFET advantages like voltage control and temperature stability. SEE and Total Dose characterized performance up to LET of 90 MeV·cm2/mg.
