This R6 MOSFET is a rad hard device with a 100V and 22A capacity, featuring a low RDS(on) and fast switching times. IRHNJ67130 has electrical performance up to 100krad(Si) TID and is a COTS device. Its improved immunity to Single Event Effects (SEE) and LET up to 90MeV·cm2/mg make it a reliable option for high-speed switching applications in space.
