IRHNJ63234SCS, a rad hard N-channel R6 MOSFET in a SMD-0.5 package, is designed for space applications with improved immunity to SEE and LET up to 90MeV·cm2/mg. It has 250V, 12.4A current capacity, and electrical performance up to 300krad(Si) TID, with QIRL classification. R6 technology allows for high performance power management in high-speed applications and retains all the advantages of MOSFETs.
