The IRHMS67264A R6 N-channel MOSFET is a rad hard, 250V, 45A transistor in a TO-254AA low ohmic package with improved immunity to SEE and LET up to 85 MeV·cm2/mg. Its low RDS(on) and fast switching times make it ideal for space applications such as DC-DC converters and motor drives.
