IRHMS67160SCS is high-performance rad hard N-channel MOSFET with 100V, 45A rating, characterized for Total Dose and Single Event Effects (SEE) up to LET of 90 MeV·cm2/mg, in TO-254AA low ohmic package, reducing power losses in switching applications. Electrical performance up to 100krad(Si) TID, QIRL classification. Voltage control, fast switching, and temperature stability of electrical parameters are retained.
