R6 technology is the basis for IRHMS63264SCS rad hard, 250V, 45A N-channel MOSFET in a TO-254AA low ohmic package for space applications. These MOSFETs have improved immunity to Single Event Effects (SEE) and useful performance with Linear Energy Transfer (LET) up to 85 MeV·cm2/mg. Low RDS(on) and fast switching times make them ideal for DC-DC converters or motor drives while retaining the benefits of traditional MOSFETs.
