S70KL1283DPBHI023 is a 128 Mb HYPERRAM™ self-refresh DRAM (PSRAM) for high-speed external memory expansion using an Octal xSPI DDR bus with 8-bit DQ plus RWDS and RESET#. Internal refresh logic removes host refresh management and signals extra refresh latency via RWDS. It operates from 1.7–2.0 V or 2.7–3.6 V VCC/VCCQ, supports up to 200 MHz clock and up to 400 MBps throughput, with 35 ns max access time, in a 24-ball FBGA.
