CY62147GN30-45ZSXI is a 4-Mbit (256K × 16) asynchronous CMOS SRAM with embedded ECC for single-bit error correction. The 3.0 V (2.2 V–3.6 V) speed grade supports 45 ns access, 20 mA max operating ICC at f = 22.22 MHz, and automatic power-down standby as low as 3.5 µA (8.7 µA max). TTL-compatible I/O, BLE/BHE byte enables, and 1.0 V data retention support industrial −40°C to +85°C designs.
