CY14B256LA-SZ25XI is a 256-Kbit (32 K × 8) nvSRAM that combines fast SRAM with QuantumTrap nonvolatile cells to retain data without a battery. It supports 25 ns access, automatic STORE on power-down using a 61–180 µF VCAP capacitor, and RECALL on power-up or by software. Operates from 2.7 V to 3.6 V over –40°C to +85°C, rated 20-year retention and 1,000K STORE cycles in 32-pin SOIC.
