The CY14B256LA-SP45XI is a 256-Kbit (32 K × 8) parallel nvSRAM with QuantumTrap nonvolatile cells and 45 ns access time. It operates from a single 2.7 V to 3.6 V supply over −40°C to +85°C, with automatic STORE on power-down using a 61–180 µF VCAP capacitor. It supports hardware and software STORE/RECALL for shadow memory, provides 1 million STORE cycles, and 20-year data retention.
