The rad hard N-channel MOSFET JANSR2N7503U8 has a voltage and current rating of 100V and 6.9A and comes in a SMD-0.2 package with ceramic lid. With electrical performance up to 100krad(Si) TID and QPL classification, this R5 MOSFET has been characterized for SEE with LET up to 80MeV.cm2/mg. Low RDS(on) and low gate charge make it ideal for DC-DC converters and motor control, while retaining MOSFETs' advantages.
