JANSR2N7270l is a radiation-hardened N-channel MOSFET with 500V and 11A, packaged in a TO-254AA. It features low RDS(on) and gate charge for reduced power losses in switching applications, and retains all the advantages of MOSFETs such as voltage control and fast switching. The electrical performance is up to 100krad(Si) TID and this R5 device is QPL-qualified.

The N-channel MOSFET JANSG2N7270U is a single 60V, 35A rad hard device with electrical performance of up to 500krad(Si) TID. Its HiRel HEXFET technology ensures high performance and reliability for space applications, with low RDS(on) and gate charge for reduced power losses in switching applications. JANSG2N7270U is QPL qualified and available in a TO-254AA package.
