IR HiRel R9 superjunction technology is the basis of this single rad hard N-channel MOSFET in a TO-257AA low ohmic package. With a 250V voltage rating and 17A current rating, JANSF2N7649D5 MOSFETs are ideal for space applications. They have improved immunity to Single Event Effect and offer electrical performance up to 300krad(Si) TID. Their low RDS(on) and faster switching times reduce power losses and increase power density.
