S70KS1283GABHI020 is a 128 Mb HYPERRAM self-refresh DRAM (PSRAM) with an Octal xSPI interface, 8-bit DQ, and RWDS for read strobe/write mask and refresh latency indication. It runs from 1.8 V supplies (VCC/VCCQ 1.7 V to 2.0 V), supports DDR up to 200 MHz clock for up to 400 MBps throughput, and specifies 35 ns max access time. The BHI variant is a 24-ball FBGA for −40°C to +85°C industrial operation.
