CY14V101LA-BA25XIT is a 1-Mbit (128 K × 8) parallel nvSRAM that combines fast SRAM with QuantumTrap nonvolatile cells. It operates from 3.0 V to 3.6 V core and 1.65 V to 1.95 V I/O, with 25 ns access over −40°C to 85°C. AutoStore saves SRAM to nonvolatile memory on power-down using a 61 µF to 180 µF VCAP capacitor; RECALL restores on power-up. Endurance is 1M STORE cycles and retention is 20 years.
