CY62147G30-45BVXIT is a 4-Mbit (256K × 16) asynchronous CMOS SRAM with embedded ECC for single-bit error correction. This 3 V-typ device operates from 2.2 V to 3.6 V over -40°C to 85°C and supports 45 ns access. Automatic power-down standby is 3.5 µA typ and 8.7 µA max, with 3.5 mA typ ICC at 1 MHz. It ships in a 48-ball VFBGA (6 × 8 × 1 mm), single chip enable, tape-and-reel option.
