CY14B101LA-ZS45XI is a 1-Mbit (128 K × 8) parallel nvSRAM with QuantumTrap nonvolatile cells in each bit. It runs from a single 2.7 V to 3.6 V supply over -40°C to 85°C and supports 45 ns access. Data is automatically stored to nonvolatile memory on power-down using a 61 µF to 180 µF VCAP capacitor and recalled on power-up; STORE/RECALL is also pin or software controlled for data logging and configuration memory.
