CY14B101LA-ZS20XIT is a 1-Mbit (128 K × 8) nvSRAM combining fast SRAM with per-cell QuantumTrap nonvolatile storage. It runs from a single 2.7 V to 3.6 V supply over -40°C to 85°C and provides hands-off AutoStore on power-down using a 61 µF to 180 µF VCAP capacitor, plus software- or pin-initiated STORE/RECALL. It supports 20 ns access time with 20-year retention and 1,000 K STORE cycles.
