CY14B101LA-SZ45XI is a 1-Mbit (128 K × 8) parallel nvSRAM combining SRAM with QuantumTrap nonvolatile storage. It runs from 2.7 V to 3.6 V over -40°C to 85°C and provides 45 ns access. Data is automatically STORED on power-down using a 61–180 µF VCAP capacitor, with STORE/RECALL also by software or HSB pin. It supports 20-year retention and 1 million STORE cycles for configuration and data logging.
