R6 technology is the basis of rad hard 100V, 45A N-channel MOSFET JANSR2N7580T1 in a TO-254AA low ohmic package. With electrical performance up to 100krad(Si) TID, these QPL-qualified MOSFETs are ideal for space applications. Low RDS(on) and gate charge reduce power losses, making them suitable for DC-DC converters and motor controllers. Fast switching, voltage control, and temperature stability make these MOSFETs a reliable choice.

IRHMS67160A R6 MOSFET is a space-grade single N-channel device with a 100V voltage rating and 45A current rating. These devices are rad hard and come in a lead form down TO-254AA low ohmic package. With improved immunity to SEE and LET performance up to 85 MeV·cm2/mg, they are ideal for space applications. Their low RDS(on) and fast switching times make them suitable for use in DC-DC converters or motor drives.
